چکیده

The femtosecond intraband relaxation of hot carriers in GaAs, Al03 2Ga0 68 As, and the multiple-quantum-well structure is studied using the equal-pulse optical-correlation technique. An overview of the experimental application of this technique to semiconductors is presented. A detailed theoretical analysis of the coherent-artifact contribution to the transmission-correlation peak in the geometry of parallel copropagating beams and a calculation of the saturable-absorption symmetry coefficients for GaAs are given. The relaxation time of carriers from their initially excited states was measured to be in the range 50-100 fsec for the materials studied. The interpretation of the measured relaxation time in terms of electron and hole response functions is discussed. The relevant scattering processes and rates and the corresponding relaxation times calculated from these rates are given.

Ultrafast Real-time Spectroscopy of Low Dimensional Charge Density Wave Compounds

We present a femtosecond time-resolved optical spectroscopy (TRS) as an experimental tool to probe the changes in the low energy electronic density of states as a result of short and long range charge density wave order. In these experiments, a femtosecond laser pump pulse excites electron-hole pairs via an interband transition in the material. These hot carriers rapidly release their energy vi...

Visualization of carrier dynamics in p(n)-type GaAs by scanning ultrafast electron microscopy.

Four-dimensional scanning ultrafast electron microscopy is used to investigate doping- and carrier-concentration-dependent ultrafast carrier dynamics of the in situ cleaved single-crystalline GaAs(110) substrates. We observed marked changes in the measured time-resolved secondary electrons depending on the induced alterations in the electronic structure. The enhancement of secondary electrons a...

Ultrafast Dynamics of Photoexcited Carriers in HWCVD a-Si:H and a-SiGe:H

We present femtosecond studies of photoexcited carrier dynamics in hydrogenated amorphous silicon and silicon-germanium alloys grown by the hot-wire assisted chemical vapor deposition (HWCVD) technique, which is promising for producing high-quality device-grade materials. We have used wavelength-resolved femtosecond pump-probe techniques to study the dynamics of photoexcitations in these materi...

Influence of Interface Thermal Resistance on Relaxation Dynamics of Metal-Dielectric Nanocomposite Materials under Ultrafast Pulse Laser Excitation

Nanocomposite materials, including noble metal nanoparticles embedded in a dielectric host medium, are interesting because of their optical properties linked to surface plasmon resonance phenomena. For studding of nonlinear optical properties and/or energy transfer process, these materials may be excited by ultrashort pulse laser with a temporal width varying from some femtoseconds to some hund...

Ultrafast Lateral Photo-Dember Effect in Graphene Induced by Nonequilibrium Hot Carrier Dynamics.

The photo-Dember effect arises from the asymmetric diffusivity of photoexcited electrons and holes, which creates a transient spatial charge distribution and hence the buildup of a voltage. Conventionally, a strong photo-Dember effect is only observed in semiconductors with a large asymmetry between the electron and hole mobilities, such as in GaAs or InAs, and is considered negligible in graph...
